AMD Strix Halo FP11 package size leaks out
Large package for large APU.

In April, we learned that AMD is set to use two packages for its upcoming “Strix” series based on Zen5 architecture. The smaller one called Strix Point is said to be using FP8 package, whereas the Strix Halo is expected to drop on FP11 package.
Recent leaks ahve shown that the FP11 package is now listed as measuring 35.5x45mm, identical to the LGA-1700 CPU package used for Alder Lake and Raptor Lake CPUs. AMD’s next-generation APU, featuring Zen5 CPU cores and RDNA 3.5 GPU architecture, will have an area nearly the same as the desktop AM5 or FL1 package for the Dragon Range, at almost 1600 mm².

AMD has developed various packages for its Ryzen processors. The currently used FP8 package, which is larger and used for the latest Phoenix APUs, measures 25x40mm. This means the new FP11 package, dubbed “Halo,” will be at least 60% larger. The FP8 package is also used by the Ryzen 8000 “Hawk Point” and, according to leaks, will be used by the Zen5-based Ryzen AI 300 “Strix Point” series, a smaller sibling to Halo.

AMD is currently preparing several Zen5-based products. The Strix Point APUs, expected to be released later this month, will offer up to 12 Zen5 CPU cores and 12 RDNA 3.5 Compute Units. In contrast, the Halo APUs will feature 16 Zen5 cores and up to 40 RDNA 3.5 Compute Units. The larger package size is mainly contributed by larger integrated GPU.

AMD is developing a desktop-on-mobile platform known as Fire Range, which is essentially a BGA version of Granite Ridge (Ryzen 9000). Both Fire Range and Strix Halo are expected to be released in 2025.
