AMD “Strix Halo” Zen5 APU leak shows 307mm² die with RDNA3.5 graphics, compared to RTX 4070 80W

AMD Strix Halo package design confirmed, over 300 mm² graphics die and two Zen5 CCDs

The next-generation APU features much improved integrated graphics.

Finally, some Strix Halo leaks. This 2025 high-end APU design is said to feature up to 16 Zen 5 cores integrated into two chiplets, along with a massive graphics subsystem. This will enable laptop makers to design gaming devices without discrete graphics.

Now the package design of the Strix Halo has been leaked, confirming that it will be a large package of 37.5 x 45.0 mm (same as LGA-1700 processors) and using FP11 package. However, the actual APU will be much smaller. The largest die, which also features RDNA3.35 graphics, will be at least 307 mm². The smaller dies are two CCDs (each featuring up to 8 Zen 5 cores), which have a size of 66.3 mm² each.

AMD APU sizes

  • AMD Phoenix2 ➡️ 137 mm² Monolithic
  • AMD Phoenix1 ➡️ 178 mm² Monolithic
  • AMD Strix Point ➡️ 225 mm² Monolithic
  • AMD Strix Halo Multi-Chiplet
    • 2x CCD (CPU): 7.3×9.1mm ➡️66 mm²
    • IOD with GPU: 19.18×16.02 ➡️ 307 mm²
    • Total size➡️ 439 mm²

There is some leaked thermal design data for the Halo series, including at least three configurations: 55W, 85W, and 120W. It is worth noting that this figure does not account for memory power consumption, which according to AMD estimates, would be 9W for a 32GB system and 13W for a 128GB system. The leak also confirms that the LPDDR5X-8533 memory would be attached to a 256-bit bus .

Perhaps what’s also interesting is that the Strix Halo is being compared to an Intel-based system equipped with the GN21-X6 graphics card. This codename refers to the GeForce RTX 4070 Laptop GPU , which can certainly be configured to consume more than 80W. However, in this scenario, such a system would have similar power requirements to the Strix Halo.

AMD is set to launch its Strix Halo in 2025. While the company has not officially confirmed the release date, the product has already appeared on leaked roadmaps from several laptop makers.
